A spin orbit magnetic torque (SOT) device has a lower metal layer, a first magnetic layer disposed over the lower metal layer, a spacer layer disposed over the first magnetic layer, and a second magnetic layer is arranged above the spacer layer. A diffusion barrier layer is arranged between the lower metal layer and the first magnetic layer in order to suppress the diffusion of metal elements of the first magnetic layer into the lower metal layer.
