High-T, ternary attenuating PSMs for the 130nm node

摘要

Attenuated phase shifting masks with higher transmission and patterned opaque regions give better imaging performance with substantially improved process windows for sub-half-λ features. The scattering bar OPC method was experimentally demonstrated to achieve production-worthy overlapped process windows.
