Selective Removal of Hf-Based High-k Films

摘要

Design of experiments were conducted to identify optimal formulations for wet etchants of hafnium dioxide and hafnium silicate films with maximum selectivity to thermal oxide, TEOS and silicon, while providing good etch rates for a production environment.
