Singlemode operation over range -40-85/spl deg/C in 1.55 /spl mu/m gain-coupled DFB lasers

摘要

Singlemode operation of 1.55 /spl mu/m gain-coupled DFB lasers with a large sidemode suppression ratio over a wide temperature range of -40-85/spl deg/C is reported. The structure was based on eight compressively strained multiquantum wells for high temperature operations and a first-order grating partially etched into the quantum wells for lasing wavelength control.
