Polarization characteristics of 980 nm large-aperture top-emitting vertical-cavity surface-emitting lasers (VCSEL) with rectangular post were investigated for achieving high-power polarized laser. The experimental results showed that, for the rectangular-shaped VCSEL with 400 μm× 80 μm output aperture, both H-polarization (horizontal) and V-polarization (vertical) coexisted in the entire range of operation current, and H-polarization always dominated over V-polarization. Blue-shift of H-polarization light occurred with respect to V-polarization. The experimental results for power and spectrum polarization are consistent with the theoretical calculation. It was proved that the polarization direction of large-aperture VCSEL can be preferably stabilized by the rectangular structure. The horizontal and vertical beam divergences were 6. 9° and 10. 2° in the rectangular-shaped VCSEL, respectively.%为了获得高功率的偏振激光,对矩形结构的980 nm大口径顶发射垂直腔面发射激光器(VCSEL)进行了研究.实验结果显示,对于400 μm×80μm出光口径的矩形VCSEL器件,在工作电流内,水平偏振光和竖直偏振光共同存在,并且水平偏振光一直占据主导地位;而且水平偏振光的光谱相对于竖直偏振光有蓝移.这些现象和理论模型的分析结果非常吻合,证明矩形结构能很好的稳定大口径VCSEL的偏振方向.最后测得矩形VCSEL在水平方向和竖直方向的远场发散角分别为6.9°和10.2°.
