InP-based photoreceiver OEICs containing a WO-integrated photodiode and a TWA (Z{sub}T > 100Ω) were improved concerning their transfer characteristics, showing only ±1 dB ripple up to 35 GHz and a 40 GHz bandwidth. Stable mounting into modules was qualified in the 15°C to 40°C operating temperature range.
