InP-Based Waveguide Integrated Photodetectors for High-Speed Optical Communication Systems

We report on the development of evanescently coupled waveguide integrated photodetectors in single-ended, differential and balanced configurations, using a flexible monolithic integration scheme on InP. We show that the fully packaged devices are suitable for operation in 1.55μm optical transmission systems up to 80 Gbit/s data rate.
