    • 摘要: p-on-n结构的碲镉汞红外探测器具有长的少子寿命、低暗电流、高R;A值等优点,是高温器件、长波甚长波器件发展的重要器件结构。而国内还鲜有砷注入掺杂p-on-n长波HgCdTe探测器的相关报道,为了满足军事、航天等领域对高性能长波探测器迫切的应用需求,针对As离子注入的长波p-on-n碲镉汞红外探测器退火工艺技术进行研究。采用二次离子质谱(SIMS)仪分析注入及退火后As离子浓度分布情况,使用半导体参数测试仪表征pn结的I-V特性。研究结果表明,在富汞0.5 h 430°C+20 h 240°C条件下,实现As激活,成功制备As注入长波15μm 640×512的p-on-n碲镉汞红外焦平面器件,器件有效像元率大于99.7%。该研究对长波甚长波碲镉汞p-on-n焦平面器件的制备具有重要意义。

    • 摘要: 为了研究低能电子辐照对单晶硅器件表面钝化材料中产生的化学微结构的变化,在轻掺杂P型单晶硅基底上制作了三种表面钝化膜,分别是单一SiO2钝化膜、SiO2/Si3N4复合钝化膜、硼硅玻璃/Si3N4复合钝化膜,开展了表面钝化单晶硅在最大能量70 keV的加速器电子束下的辐照实验.样品在空气气氛下辐照6 h,用二次离子质谱(SIMS)测试了辐照前后三种表面钝化膜中Si、N、B的纵深变化,同时用Ar离子刻蚀X射线表面光电子能谱(XPS)对Si元素的化学结合状态进行测试分析.结果表明:对单一SiO2钝化的轻掺杂P型材料,辐照在SiO2/Si界面产生明显的材料结构变化,界面附近的SiO2不再是完整化学计量比,而是SiOx(x<2);对SiO2/Si3N4复合钝化的轻掺杂P型材料,辐照对SiO2/Si3N4界面结构影响较小,主要的影响仍然在SiO2/Si界面,SiO2辐照分解后产生的游离O元素可扩散到SiO2/Si3N4界面;辐照在硼硅玻璃/Si界面和硼硅玻璃/Si3N4界面引起的变化小于在SiO2/Si界面和SiO2/Si3N4界面的变化.研究表明低能电子辐照对单晶硅表面钝化层的化学微结构损伤主要存在于SiO2/Si界面,该结构损伤并不能通过SiO2/Si3N4复合钝化得到明显改善,而采用硼硅玻璃/Si3N4复合钝化有助于增强单晶硅表面及钝化层各界面材料结构的稳定性.

    • 摘要: Geophysical and geochemical evidence revealed that certain amounts of water are stored in the Earth’s interior,and its distribution exhibits temporal and spatial differences.Recent studies indicate that the H_(2)O-in-zircon has a potential to reveal magma water content.Using secondary ion mass spectrometry(SIMS),we analyzed the zircon water content and oxygen isotopes in granitoids(two-mica granite,quartz monzonite,diorite,and granodiorite)from southern Tibet.The results are used to explore the diversity of water content in crust-derived magmas,which is also supported by the LA-ICPMS zircon trace element analysis.There are low zircon water contents for two partial melting products of the ancient crust(peak at 85 and300 ppm,respectively).Meanwhile,there are high H_(2)O-in-zircon peaks(435 and 475 ppm,respectively)for two partial melting products of the juvenile crust.The calculated radiation damage accumulation in these zircon grains is below 3×10^(15)αdecay events mg^(–1),suggesting that the zircon grains are well crystalline.There is no correlation between REE+Y and H+P,indicating that the mechanism of charge balance for water uptaking into zircon,in which the excess of REE+Y to P controls Hcontent,is not applicable to the studied samples.The degree of magma fractionation cannot account for the zircon water content variation,because there is no co-variation between zircon Hf and H_(2)O contents.Similarly,the degree of partial melting was unlikely to be responsible for the H_(2)O-in-zircon distinction.We interpret that the H_(2)O-in-zircon variation reflects the influence of melting mode(dehydration vs.water-fluxed)and water content in the crustal source.In the Late Devonian,dehydration melting of the crustal rocks was facilitated at elevated temperatures,which produced magmas with the lowest water contents.Water-fluxed melting of the ancient crust would produce relatively“drier”magma than water-fluxed melting of the juvenile crust.

    • 摘要: 以整车主动悬架的控制为研究对象,对车身的垂向跳动、车体俯仰以及侧倾振动进行调控,采用SIMS捷联式惯性测量技术实时采集车身姿态数据,建立了7自由度的车辆动力学模型,引入大系统分散控制将整车控制分散为4个1/4车体的垂向控制,通过仿真分析证明,本文提出的基于SIMS的车辆主动悬架控制技术能有效控制车身姿态变化,改善了车辆动态性能.

    • 摘要: 磷灰石U-Pb-O同位素组成可为地质工作者提供年龄及流体来源等关键信息.相山铀矿田横涧铀矿床中大量产出同铀矿物共伴生的磷灰石,是成矿年龄及流体来源限定的良好对象.磷灰石SIMS U-Pb同位素测试参考样品PRAP、NW-1缺乏,用作LA-ICP-MS定年参考物质的MAD磷灰石具有较低的普通Pb组成.文章提出以MAD磷灰石作为参考样品开展SIMS定年工作,结果表明Durango、McClure磷灰石监控标样年龄分别为(34.4±1.9)Ma、(522±19)Ma,同年龄推荐值在误差范围内一致.利用Qinghu磷灰石作为O同位素分析参考标样,获得Durango磷灰石O同位素值(9.77±0.24)‰(2SD,n=15)、(9.67±0.18)‰(2SD,n=18),同推荐值在误差范围内一致.因此文章基于MAD、Qinghu磷灰石建立的二次离子质谱U-Pb-O同位素测试方法是可行的.

    • 摘要: To meet the rapid development of zircon U-Pb geochronology and Hf-O isotope geochemistry,it is imperative to develop well-characterized zircon reference materials for microbeam analysis.Here,zircon KV01 separated from the Kaap Valley pluton,South Africa is introduced as a potential Archean reference material for microbeam U-Pb age and Hf-O isotope determination.SIMS and LA-ICP-MS U-Pb isotopic measurements gave grand mean 207Pb/206Pb ages of 3233±16 Ma(2 s,n=90)and 3230±26 Ma(2 s,n=52),which are consistent with reported CA-ID-TIMS results.Slight heterogeneity of oxygen isotopes is revealed by SIMS analyses that yielded a relatively largeδ18O range of 4.61–6.51‰.Among them,the zircon grains with clear oscillatory zones give a grand meanδ18O value of 6.17±0.33‰(2 s),which is suggested to record the primary O isotopic compositions.The homogeneity in the Hf isotopic compositions of KV01 zircon was checked by the laser ablation and solution MC-ICP-MS methods.They yielded consistent results with a recommended 176Hf/177Hf ratio of 0.280810±0.000013(2 s).The results reported here demonstrate that KV01 zircon could be a reliable reference material for microbeam 207Pb/206Pb age and Hf isotope determinations of ancient zircons,and be suitable as a quality monitor for SIMS oxygen isotopic analysis.

    • 摘要: Objective The Hengjian uranium deposit is a typical hydrothermal deposit in the Xiangshan uranium ore field.The uranium mineralization ages of the Xiangshan deposits are poorly constrained,and only a few mineralization ages using the pitchblende U–Pb method have been published.These ages are commonly discordant and dispersed for abundant inclusions and an open U–Pb system.Zircon grains after strong hydrothermal alteration are usually characterized by high common Pb contents,and their U–Pb isochron ages recorded the hydrothermal alteration event without interference of common Pb components.The Hengjian gray/grayish-green granite porphyry experienced strong alteration by hydrothermal fluids during the pervasive uranium mineralization in the Xiangshan uranium ore field.Uranium mineralization in the Hengjian deposit may had different stages,and strong hydromicatization alteration occurred at a relatively early stage.Their altered zircon U–Pb isochron ages possibly represent relatively early mineralization age of the Xiangshan uranium deposits.Altered zircon grains from the Hengjian granite porphyry were analyzed using the secondary ion mass spectrometry(SIMS)U-Pb method in this study,and U–Pb isochron ages were measured to constrain the relatively early mineralization age of the Hengjian uranium deposit.

    • 摘要: 实际环境样品基体成分十分复杂,多原子离子对二次离子质谱(SIMS)单微粒铀同位素比分析的影响不可忽略.本文实验分析了Pb、Ni、Zn、Si的多原子离子在SIMS单微粒铀同位素比分析中的干扰,并分别采用提高质量分辨率以及根据核素离子强度扣除其多原子离子的方法对结果进行校正.结果表明:Pb和Ni的多原子离子会影响含铀微粒次同位素比的测量,对铀主同位素比的影响可忽略;Zn和Si的多原子离子对铀主、次同位素比测量均基本无影响.将质量分辨率提高至800,能完全消除Ni多原子离子的影响,Ni-CRM U030混合(Ni粉混合CRM U030)微粒234U/238U同位素比测量值与参考值之间的相对偏差基本好于5%,236U/238U同位素比测量值与参考值之间的相对偏差基本好于15%;Pb多原子离子干扰无法通过提高质量分辨率进行消除,根据Pb离子强度扣除其多原子离子后,Pb-CRM U030混合微粒的234U/238U同位素比测量值与参考值之间的相对偏差基本好于10%,236U/238U同位素比测量值与参考值之间的相对偏差基本好于50%.将以上消除干扰的方法应用于真实样品分析,结果表明,其有效消除了多原子离子带来的干扰.

    • 摘要: 南盘江盆地是华南板块西南缘最大的沉积盆地之一.它的构造属性、形成时间及机制长期存在争议,影响着对华南印支造山过程的准确理解.南盘江盆地内除三叠系填充物外,断续出露着古生代碳酸盐岩.这些古生代碳酸盐岩实为三叠纪盆地下伏地层在盆地伸展张开过程中形成的断隆,在这些断隆周边发育有似层状或脉状辉绿岩,记录了南盘江盆地发育初期或早期的地质演化信息.本文用Cameca IMS 1280二次离子质谱仪对南盘江盆地东南部八渡辉绿岩中的斜锆石和锆石进行了U-Pb同位素测试,分别获得206Pb/238U年龄加权平均值(269.3±4.2)Ma(95%置信度,N=15,MSWD=0.27)和(265.0±2.9)Ma(95%置信度,N=8,MSWD=0.02,表明八渡辉绿岩侵位于中二叠世沃德期(Wordian;265.1~268.8 Ma),指示了南盘江盆地在此时处于伸展构造体制.这与南盘江盆地内广泛发育晚二叠世—早三叠世(258~248 Ma)基性岩浆活动,以及南盘江盆地晚二叠世—早三叠世时期沉积环境由碳酸盐岩台地相沉积快速转变为以浊积扇相为主的深水沉积等地质事实,共同表明南盘江盆地在中二叠世—早三叠世处于伸展构造体制.
