Light ray detector with a monocrystalline semiconductor body and metal-semiconductor junction has a body of CdIn2S4 spinel. The body is produced by gas phase transport from a powder mixt. of Cd and In sulphide at 800-1000 degrees C. It is made into a disc with a flat surface, which is metallised and provided with a lead. The metal coating consists of Au and is formed by sputtering, followed by diffusion into the body. The metal coating can also be passivated. The sensitivity max. of the detector is at the wavelength of the He-Ne laser. It can be produced easily and has a very narrow band.
