PURPOSE: An outer resonance laser light source provides an effect capable of amplifying and creating light modulated into super-high speed using an EA modulator layer connected to an active layer between a non-reflective surface and a high-reflective surface.;CONSTITUTION: An under-clad layer(14) is formed on a substrate(10). A top clad layer(36) is formed on the under-clad layer. A side barrier layer(32) is formed between the top clad layer and under-clad layer. An active layer(20) is formed into a stress relaxation multi-quantum well structure with polarization dependence. An EA modulator layer(30) is formed on a passive waveguide layer(12) and the under-clad layer.;COPYRIGHT KIPO 2011
