Antireflective coatings traditionally have been spin-on organic films or inorganic CVD films, typically SiON. With the transition to 193 nm resists and 65 and 45 nm features, the need for additional antireflective layers, now inorganic spin-on hard masks and even organic CVD films, are coming into play.
