Terahertz quantum cascade lasers (THz-QCL)is considered as the most promising solid terahertz source. In this paper,three typical designs are shown to optimize terahertz THz-QCL active region.Photo emitting of 7.56 THz is obtained.Also,we have found the resonance phonon relaxation structure thatv has a good high temperature stability,but there is a contradiction if we only adjust the width of the well and barrier layer is not enough.It is necessary to introduce a step-well structure to THz-QCL.These parameters and results may provide a useful reference for the design of THz-QCL device experimentally.%太赫兹量子级联激光器(THz-QCL)被认为是最有希望的固态太赫兹源。通过3种典型的设计方案,用数值方法系统研究了 THz-QCL 有源区的设计优化。优化结果得到的发光频率为7.56 THz。同时发现共振声子弛豫结构的 THz-QCL 具有很好的高温稳定性,但单纯的调整阱垒层宽度对其设计存在一对矛盾,必要时需要引入阶梯阱结构来实现。这些结果可以为实验室制备THz-QCL 器件的参数和设计提供有益的参考。
