Modern IGBT/FWD chip sets for 1200V applications

In this article two IGBT/FWD chip sets for 1200V applications are introduced. A device with SPT-IGBT/CAL-FWD (Soft-Punch-Through-IGBT/Controlled-Axial-Lifetime-FWD) chip combination is a significant improvement on the existing NPT-IGBT as to both saturation voltage and switching energy. Its balanced loss characteristics over a wide range of switching frequency open up the possibility of switching the inverter with higher frequency, e.g. in UPS, welder and induction heating situations. For applications with moderately frequent switching, such as motor drives, a solution with a Trench-FS-IGBT/CAL-HD-FWD (i.e.Trench-Fieldstop-IGBT/CAL-High-Density-FWD) chip combination is presented. The CAL-HD diode is based on CAL-technology with a modified profile of recombination centres and is adapted to Trench-FS-IGBT.
